3D Stacked ASIC Solution은 단순 다이 적층을 넘어 로직, 메모리, 패키징, 시스템을 통합 최적화해 차세대 데이터 집약형 Application을 성공적으로 지원합니다. 이를 통해 고객은 기존 로직-메모리 분리 구조가 가진 메모리 대역폭, 지연 시간, 전력 효율 및 폼팩터 한계를 극복할 수 있습니다. 2026년, 우리는 이 솔루션을 적용한 첫 제품으로 클라우드 게이밍 ASIC을 개발했습니다.

3D Stacked ASIC Solution

Application: Cloud Gaming

This Cloud Gaming ASIC features high-density video processing units, die/chip inter-connections, and an embedded management subsystem. Utilizing Wafer-on-Wafer (WoW) 3D stacking, it vertically integrates the Logic and DRAM Dies. This packaging architecture delivers high-bandwidth, low-latency on-package memory access without external accelerators, creating a tightly coupled compute–memory hierarchy optimized for real-time video processing.
